A 2.5GHz low power CMOS cross-coupled Voltage Controlled Oscillator (VCO) realized in 90nm CMOS technology is presented. Compared to NMOS cross-coupled VCO, the CMOS cross-coupled VCO shows lower power consumption which is 1.8raW, wider tuning range which is 22.4% and superior linearity. While NMOS cross-coupled VCO has 8.5mW power consumption, 13.2% tuning range. The phase noise of CMOS cross-coupled VCO is -116.4 dBc/Hz at 1MHz offset frequency when the oscillating frequency is at 2.5GHz which is 5.6 dBc/Hz higher than NMOS VCO.
