The invention comprises fluoro silicon compounds of the formula FORM:1031086/C3/1 where Q is hydrogen, hydroxy or alkoxy, R is a perfluoroalkyl radical containing 1-8 carbon atoms, R1 is a monovalent hydrocarbon radical containing 1-6 carbon atoms or a -CH2CH2R radical, there being not more than one of the latter attached to any one silicon atom, and a is 1-3. Compounds wherein Q is hydrogen are prepared by reacting RCH2CH2SiCl3 and R12SiHCl in the presence of water and a solvent such as toluene. These compounds are reacted with alcohols in the presence of chloroplatinic acid to give compounds, wherein Q is alkoxy, or with water in the presence of palladium to give compounds, wherein Cl is hydroxy. In examples, R1 is C8F17CH2CH2-, CH3-, CF3CH2CH2-, CH2=CH(CH2)4-, C6H5, hexyl, cyclohexyl and (CH3)2CH-. These compounds are useful as cross-linking and chain branching agents for siloxane polymers and copolymers. Compounds wherein Q is hydroxy are condensed with each other to form homopolymers.
