METHOD FOR DECIDING PARAMETER OF EQUIVALENT CIRCUIT OF ACTIVE ELEMENT

PURPOSE: To correctly decide the respective parameters of the equivalent circuit of an active element for deciding the value of an intrinsic parameter for which the value of an extrinsic parameter of the active element is subtracted from the measured value of an S parameter measured with the active element of a GaAsMESFET or the like as a four-terminal net. ;CONSTITUTION: The measured S parameter of the active element is converted into a Z parameter for facilitating a calculation processing, an appropriate initial value Z_ex⁰ is supplied to the extrinsic parameter Z_ex and a difference Z-Z_ex⁰ indicating the intrinsic parameter is obtained. Further, conversion into a Y parameter Y_in⁰ is performed so as to facilitate calculation, optimization for turning an error due to the change of an operating frequency and the error caused by making into the equivalent circuit so as to obtain Y parameter to zero is performed and thus, the correct values (C_gd, for instance) of the respective components of the equivalent circuit of the active element are obtained.;COPYRIGHT: (C)1995,JPO
