PURPOSE: To reduce or eliminate thermal crosstalks that induces modulation between individually addressable lasers as a monolithic multi-laser array. ;CONSTITUTION: Lasers 52 and 54 are formed which include two active regions (amplification regions 56 and 58 and modulation regions 60 and 70) which are optically coupled with each other. Modulation of a laser output is carried out by varying an internal optical loss of a modulation region and is known an Q switching. The loss control is carried out by (1) varying a reverse bias voltage to be applied to the modulation region, by (2) selectively connecting p and n-type regions in the modulation region together or cutting off each other, by (3) selectively connecting or disconnecting the modulation region to or from the ground potential, or by (4) increasing a current of the amplification region to enable laser light emission and simultaneously to cancel thermal effects caused by the increase in emitted optical power.
