PURPOSE: A quantum resonant tunneling device having an emitter sub-mesa array structure is provided to secure a stable operating characteristic by preventing an operating voltage and a power dissipation of a negative differential resistance from increasing. CONSTITUTION: A quantum resonant tunneling device having an emitter sub-mesa array structure comprises: a substrate; a first conductive layer formed on the substrate; an emitter sub-mesa array in which a plurality of multilayered layers of an emitter barrier layer and an emitter cap layer are disposed in a matrix form on the first conductive layer; an insulation layer surrounding the respective emitter sub-mesas; a first electrode formed on the first conductive layer; and an emitter electrode formed on the emitter cap layer.
