First conductivity semiconductor zone (20) in inner and edge zone forms semiconductor junction with second conductivity semiconductor zone (30) in inner zone.At least one trough (40) extends from one side (101) into semiconductor body which, in trough, is covered by insulating cover (50). At least third semiconductor zone (60-62) of second conductivity is located adjacent to trough in first semiconductor zone.
