PROBLEM TO BE SOLVED: To increase an oscillating frequency of a solid physical microwave generator in a frequency range of tera Hertz.;SOLUTION: A microstrip stabilizes a quantum well resonance tunnel generator to generate an electromagnetic wave for a millimeter-wave and a submillimeter-wave. The generator includes a resonance tunnel semiconductor quantum well diode and a microstrip resonator. The resonance tunnel semiconductor quantum well diode RTD, the microstrip resonator MS, and a line and connection portion to connect them mutually are made on a single integration line and on a common substrate SUBST.;COPYRIGHT: (C)2006,JPO&NCIPI
