A titanium halide, preferably titanium tetrachloride, is reacted with a suitable reducing agent, preferably an alkali metal or alkaline earth metal, under ultrasonic excitation in a liquid reaction medium to form nanometer sized titanium particles which can incorporate unreacted reducing agent. The nanometer size titanium particles may be a precursor to nanometer sized titanium oxide formed by oxidizing the titanium, preferably with a low molecular weight alcohol. If the titanium particles incorporate unreacted reducing agent, the oxidation reaction will yield titanates of nanometer size. The nanoparticles, either of titanium oxide or titanates, can be extracted by first filtering off from the reaction medium, then washed with water to remove water-soluble reaction products and then spray-dried.
