Aluminum Content Control of TiAlN Films

摘要

Methods of depositing a titanium aluminum nitride film having a controlled amount of carbon are provided. The methods include exposing the substrate surface to a titanium precursor, a nitrogen reactant, and an aluminum precursor, with purges between each exposure.
