摘要

We have developed a double-sided copper clad laminate made of a flame-resistant, phenolic resinimpregnated paper base that is free from halogens and antimony. We previously developed the single-sided copper clad laminate that is free from halogens and antimony, and fire-resistant. But unlike a single-sided board, a double-sided board with silver-plated through holes requires punching workability and needs to show resistance to silver migration after the silver paste has been baked. The high molecular weight of this resin has been realized by selection of the type and quantity of catalysts used during resin synthesis. The result is a resin with enhanced flexibility and toughness and reduced coefficient of moisture absorption, and which satisfies the above-mentioned punching workability and silver migration resistance requirements. The newly developed double-sided laminate emits smaller quantities of phenols and formaldehyde during heating while possessing the same overall properties, workability, mountability and reliability as conventional laminates.
