摘要

We have studied magnetotransport in GaAs/GaAlAs quantum cascade structures. These systems initially designed for intersubband laser emission are peculiar double barrier resonant tunneling structures. Under strong magnetic field applied parallel to the vertical current, we have observed marked quantum oscillations in the magnetoresistance that have field positions independent of the applied bias. These oscillations are explained as intersubband magnetophonon resonance due to electron relaxation by emission of optical phonons. [References: 24]
