摘要

3.6 lm in total flux and 54 lm/W in luminous efficacy for a white LED (CCT = 6700 K) have been achieved. These are a result of improvements in light-extracting efficiency and light conversion efficiency of phosphor. Luminous efficacy was as high as 102 lm/W at a forward current of 0.2 mA. Efficient ultraviolet LEDs with an emission wavelength of 365 nm have been developed. Light output was 1 W under DC, and was 1.5 W under pulsed operation. It was very important to use a high quality GaN template with low dislocation density. Light extraction efficiency was improved by surface patterning.
