摘要

Nano-sized α-SiC powders doped with Al and N were synthesized in the carbothermal reduction process of the xerogels of SiO_2-Al_2O_3. The influences of Al and N on the phase structure and the DC resistivity have been investigated. It is found that Al resulted in 12H SiC and the Al and N led to 21 R SiC. The shrinkage of lattice and low DC resistivity indicated that vacancies of Si and C existed in the α-SiC powders.
