摘要

Spinodal decomposition of the A_III_xB_III_1-xC_V_YD_V_1-y quaternary alloys as the result of the internal stresses, coherency stress and transformations of the chemical bonds is presented. The alloys are described in the strictly regular approximation. Ranges of spinodal decomposition of the In_xGa_1-xAs_yP_1-y, In_xGa_1-xSb_yAs_1-y and Al_xGa_1-xSb_yAs_1-y quaternary alloys lattice-matched to their conventional substrates are estimated. It is shown that the temperatures of spinodal decomposition of the In_xGa_1-xAs_yP_1-y, In_xGa_1-xSb_yAs_1-y and Al_xGa_1-xSb_yAs_1-y should be smaller than their growth temperatures.
