Packing the Blue WHALE

摘要

DEK's work on the Blue WHALE project is commended by the Surface Mount Technology Association (SMTA) for its contribution to European microelectronics research, underlining merits of high accuracy mass imaging for wafer bumping. SMTA presented its "Best International Paper" Award to joint authors, DEK technical managers, researchers at the Technical University of Berlin, & Fraunhofer (IZM) for presenting important wafer research undertaken as part of Blue WHALE.
