ZincAluminumOxide(ZAO)thinfilmsweredepositedonglasssubstratesbyDCreactivemagnetronsputteringtechnique.Studiesonstructural,morphological,electricalandopticalpropertieswithdifferentthicknessoffilmsarediscussedindetail.XRDpatternsexhibitsZAOthinfilmshadadiffractionpeakcorrespondingto(002)preferredorientationwithc-axisperpendiculartothesubstratesurface.TheopticalbandgapofnanostructuredZAOthinfilmsincreaseswithincreaseoffilmthicknessfrom3.41to3.51eV.ThecarrierconcentrationofZAOthinfilmsareintherangeof3.08x1020cm-3-nbsp;8.12x1020cm-3.
