一种超高压晶闸管优化设计的新方法

     

摘要

提出一种晶闸管最佳等效电阻率设计方法。该法将晶闸管的承压结两边看成是一个扩散区和一个均匀掺杂区pn结的组合,总耐压与考虑p2区作用的等效电阻率ρeff密切相联,再利用长基区电阻率法重新建立一个新的晶闸管设计模型。实践说明,该法优于原长基区电阻率法。%In the paper, a new equivalent resistivity design method is proposed for thyristor. The both sides of hold-voltage functions of thyristor are considered as a diffused zone and a combination of equalization pn junction with this method. Also, total voltage of both sides and an equivalent resistivity (ρeff) acted as in p2 zone considered are linked with each other. And then, a new thyristor design model can be established using generic resistivity method. Practice proves that this method is superior to the original generic resistivity method.
