示波器内置噪声二极管ESS测试装置的设计

     

摘要

In order to improve mixed-domain oscilloscope FFR which caused by the noise source of the poor reliabil⁃ity of diodes. An Electrical Stress Sorting(ESS)fixture was built, according to failure analysis and reliability theory. Based on noise source diode circuit in oscilloscope, the hardware devices of ESS fixture was designed. The electri⁃cal test standard and cycle count standard for noise diode stress testing were formulated. A software tool based on Labview has been laid down for manufacture automatically test. After one year’s sorting, this ESS fixture improved mixed-domain oscilloscope FFR,which caused by defective noise diodes, from 17 487×10-6 to 2 915×10-6.%为了改善因某些噪声二极管可靠性较差导致的混合域示波器现场故障率,我们设计了示波器内置噪声二极管的ESS测试治具。我们根据噪声二极管在示波器中的工作电路,设计了测试装置的硬件设备。制定了电气测试标准和测试循环次数。我们基于Labview设计了相关的自动化测试软件。通过一年的过滤后,该测试装置将因噪声二极管故障导致的混合域示波器现场故障率从17487×10-6改善到了2,915×10-6。
