The existence of molecular hydrogen in Si was proposed to account for the high amount of electrically inactive hydrogen and the species which leads to cavity formation and blistering. We have directly observed two different species of hydrogen molecules by Raman spectroscopy in samples subjected to a hydrogen plasma. Hydrogen molecules are present in Si on interstitial sites and within extended voids, which are created by hydrogen induced platelets.
