An investigation into the limiting current behavior of copper electrodeposition from simple citrate-containing electrolytes has been undertaken in order to determine the electrochemically labile cupric species present. Limiting currents at a Rotating Disc Electrode (RDE) were determined experimentally. Apparent diffusion coefficients of electrochemically labile species were calculated from the limiting current data. The distribution of copper ions and copper complexes were modeled using stability data given in the literature. The speciation distributions were used in combination with the apparent diffusion coefficient data to determine the labile copper species.
