This work presents a high-performance (230-345 GHz) frequency tripler, featuring a combination of heterostructure barrier varactor (HBV) and composite right/left-handed transmission lines (CRLH TLs). The tripler was designed on the InP substrate. The symmetric capacitance-voltage HBV from Chalmers, which is designed to generate only odd harmonics, is used to simplify the design of the tripler. The CRLH TL has a balanced structure and a high-pass frequency response characteristic. The simulated result shows that the developed tripler exhibits a maximum output power of 38.9 mW at the third harmonic (267 GHz), a corresponding conversion loss of 13 dB, and a maximum 3 dB bandwidth of 23.6 %.
