摘要

Spectral linewidths of InGaABP/InP lone wavelength DFB and DBR LDs have been studied experimentally.The linewidth decreases with the excitation,the caivty length and the corrugation coupling coefficient.Fundamental feasilbility of DFB or DBR LDs have been confirmed,as light sources for ASK and FSK heterodyne transmission.
