Numerical modelling of quantum cascade laser (QCL) is a very complicated problem since the gain is spatially anisotropical in this type of laser. Besides, low efficiency results in very strong thermal effects in CW operation regime. QCL with embedded high index contrast structrures, such as resonant antiguided arrays, can achieve the output power level more than 1W in single spatial mode lasing. We present 3D model of such QCL. which is based on the semi-vectorial beam propagation method. The single mode operation stability is studied for pulse and CW operation regimes.
