Tensile force and transmission stability of wire deeply affect the quality of wire bonding. In order to solve the problems of unstable transmission tensile force and excess vibration of wire in the automatic wire bonder, the impact of bonding wire states on the quality of wire bonding is analyzed. Besides, the fluid solid coupling dynamical model and simulation system are built using finite element method, and the motion states and dynamic characteristics of bonding wire in the wire feed system are studied. Via modal and transient response analysis, the influence on the motion states and complex dynamics behavior of bonding wire due to the change and vibration of tensile force are investigated. The tensile force and vibration characteristics of bonding wire have enormous effect on stable transmission of wire. This paper provides theoretical basis for the tensile force control of bonding wire.
