Temperature sensitivity of mid-infrared type II “W” interband cascade lasers (ICL) emitting at 4.1µm at room temperature

The thermal properties of 5-stage “W” Interband-Cascade Lasers emitting at 4.1µm at RT are investigated. It is shown that inter-valence band absorption coupled with non-radiative recombination govern their maximum operating temperature.
