A high-power gallium–nitride (GaN) monolithic microwave integrated circuit (MMIC) operating over the 92-96GHz band is reported. Using an on-chip Multistage power synthesis power-combining network, according to the simulation results, it achieves a continuous wave output power level of 30 dBm (1 W) over the 92-96GHz bandwidth and the forward transfer function S21 achieves 11dB and the return loss achieves -20db. This paper also presents design details on the combining network.
