摘要

Design, fabrication and performance of a novel low insertion loss X-band four-bit GaAs MMIC phase shifter are described. A novel circuit topology of a phase shifter was specifically selected to reduce insertion loss of the phase shifter circuit and chip size. The circuit topology of 90° , 180° and 270° phase shift bits are a sharing Lange coupler. And The circuit topology of 22.5° , 45° and 67.5° phase shift bits are a sharing Lange coupler too for getting low insertion loss. The chip size of the MMIC phase shifter is 4.3mm x 3.2mm x 0.1mm. Low peak phase error (≤ 4 degree for 180° , 90° phase shift bits, ≤ 2.5° for 45° , 22.5° phase shift bits), low VSWR( ≤ 1.5), low insertion loss and variations( ≤ 2.5 ± 0.4dB) are exhibited over 6 to 11 GHz frequency range.
