PURPOSE: To generate an electric signal transition component which has a very short fall time below a picosecond by providing a means which reduces the series resistance of a means that makes a group speed dependent on a voltage. CONSTITUTION: The spatial periodicity of the transmission line is realized by periodically forming Schottky varactor diodes 30 along the length of the transmission line with separate injected bodies forming active areas which are isolated and electrically separated in N- and N+ epitaxial 36 and 44 layers. Namely, the presence of the N+ layer reduces the series resistance of the varactor diodes 30. The transition capacitance of junctions of those diodes 30 varies with the voltage and gives the nonlinearlity of the transmission line. Therefore, the voltage dependency of the transition capacitance becomes a voltage dependent group speed and a high-voltage point on a wave travels faster than a low-voltage point. Consequently, the fall time can be compressed.
