PROBLEM TO BE SOLVED: To make realizable response of dose equivalent by making boron forming a converter layer into particle or powder and attaching a layer in which a hydroxide forming a proton radiator is mixed into boron to a semiconductor detector element. ;SOLUTION: An oxide film 9 with a thickness of ca. 100 Å to be an incidence window of α ray (charged particle) is formed on the surface of a semiconductor detector element 1 and by putting this in between, particle (or powder) boron 5 to be a thermal neutron converter is brought into close contact with each other, baked and formed to be p layer 8. Then, the gap and outer surface of boron 5 are filled with proton radiator (hydro compound) 6. The thermal neutron coming from outside causes nuclear reaction with boron 5 and produces α-ray. Fast neutron produces recoil proton by the scattering effect with the proton radiator 6. The α-ray and the proton ray produce electric charge in a depletion layer 7 inside the detection element 1. By this, the sensitivity to neutron having energy of 1 MeV or higher becomes ca. 20 times or higher than the sensitivity to neutron having energy at 10 keV or lower.;COPYRIGHT: (C)2000,JPO
