PROBLEM TO BE SOLVED: To provide an on-chip temperature sensor, a temperature detection method, and a refresh control method using this.;SOLUTION: The temperature sensor, using high-temperature and low-temperature tests, generates current Id independent to temperature and uses it as a reference of sensing temperature change. The temperature sensor changes sensing temperature of it at every set unit temperature while changing tracking code Pcode [n:0] at every ±1 at a short period, and detects the tracking code when the sensing temperature of the temperature sensor is equal to the present temperature of the chip. A self refresh period is set with the detected tracking code Pcode [n:0].
