A high-powered signal generating device of the present invention includes: a pair of negative resistance transistors composed of a first transistor and a second transistor; an inductor connected to a gate electrode of the first transistor and a gate electrode of the second transistor and having a common node connected to a power source; a third transistor connected to the second transistor and cross-coupled to have properties complementary to a fourth transistor; a fourth transistor cross-coupled to have properties complementary to the transistor; a first transformer including a first coil end connected to a source electrode of the first transistor and a source electrode of the second transistor and a second coil end coupled to the first coil end with a first mutual inductance (M1) of the first coil end; a pair of feedback transistors cross-coupled to have complementary properties and having a gate electrode separately connected to both sides of the first coil end of the first transformer; a pair of buffer transistors having a gate electrode separately connected to both sides of the second coil end of the first transformer; and a second transformer including a first coil end of which both sides are connected to drain electrodes of the pair of the buffer transistors and a second coil end joined to the first coil end by a second mutual inductance (M2). According to the present invention, the output terminal of the signal generating device using the transformer feedback RF negative resistance cross-coupled oscillator is formed into the transformer, an effect of improving output power is obtained.
