Velocityhyphen;field characteristics of GaAs with Ggr;c6hyphen;Lc6hyphen;Xc6conductionhyphen;band ordering

摘要

This paper describes Monte Carlo calculations of velocityhyphen;field characteristics for GaAs using the recent experimental conductionhyphen;band ordering of Aspnes, which places theLc6(111) conductionhyphen;band minima lower in energy than theXc6(100) minima. These calculations use intervalley deformation potentials which give the best fit to recent highhyphen;field drift velocity measurements, and at the same time give good agreement with accepted peak velocity and threshold field values.
