GaAshyphen;AlxGa1minus;xAs channeledhyphen;substratehyphen;planarhyphen;structure lasers with lateralhyphen;evanescenthyphen;field distributed feedback are fabricated by using onehyphen;step liquidhyphen;phase epitaxy. The diodes operate stably in singlehyphen;transverse (fundamental) and longitudinal modes at room temperature under pulsed operation.
