Observation of gratinghyphen;induced intersubband emission from GaAs/AlGaAs superlattices

摘要

We have observed farhyphen;infrared emission due to electronic transitions between subbands in GaAs/AlGaAs superlattices. Population of higher subbands is achieved by applying an electric field in the plane of the layers. The radiation is coupled out of the sample by a metallic grating on the surface.
