摘要

The smallhyphen;signal impedance is derived for a doublehyphen;injection structure operating in the lowhyphen;injection squarehyphen;law regime. Spacehyphen;charge effects are found to be essential. Spontaneous voltage oscillations are found to occur above a threshold voltageVth. The theory gives quantitative agreement with experimental results for Auhyphen;doped Siphyphen;ihyphen;ndiodes. These include the temperature dependence ofVthand the threshold frequency as well as the voltage dependence of the frequency above threshold.
