AbstractThere is interest in the development of heterodyne receivers for submillimeter wavelengths, particularly for space‐based remote sensing of the Earth's upper atmosphere. These receivers require solid‐state local oscillator sources. This article considers the fundamental design tradeoff that limits the cutoff frequency of varactor diodes. Recent results demonstrate a maximum cutoff frequency of 5 THz. and significant power to frequencies as high as 640
