摘要

Abstract Molybdenum disulphide (MoS2), is a typical layered of transition metal dichalcogenides which has been considered as a strong candidate in many optoelectronic devices due to its layer dependent bandgap and tunability properties. We reported a high yield synthesis of MoS2 flakes prepared using mixed solvent exfoliation followed by feasible and cost-effective spray pyrolysis deposition, in other words; chemical vapor deposition (CVD) free technique. The photodetector based on MoS2 flakes is fabricated using electron beam evaporation (e-beam) with symmetrical metals of Au and Ag contacts. The measurements were carried out under 632 nm illumination at power intensity ranging from 0.792 to 2.537 mW/cm2. The symmetrical of Au-MoS2/Si-based PD showed the highest photoresponsivity of 128.0 mA/W and specific detectivity of 1.32 × 1010 Jones. This work demonstrates fecund synthesis of good quality MoS2 flakes and the significance of metal choice in the photodetector as well as Schottky barrier height tuning which a good indicator for enhancing the device performance.
