Humidity matching and humidity sensor calibration for Lithography Applications

摘要

Air supplied to the scanner compartment in a lithographic apparatus must be humidity-controlled to ensure desirable operation. In addition, the humidity of different air supplies to the scanner compartment must be matched, as any humidity gradient arising in the compartment will lead to optical distortions, and thus a deterioration of scanner performance.
