In order to eliminate a multiplier that doubles the output frequency of a millimeter-wave phase locked oscillator, we study on the dual-frequency VCO that can output the fundamental and the second harmonic signal from different ports. In this paper, we propose a configuration that is based on that of the conventional second harmonic VCO, and a coupled line is additionally connected to output the fundamental signal. Since a coupling factor of the coupled line is the design parameter, outputs of the fundamental and the second harmonic signal can be optimized. We fabricated a dual-frequency VCO MMIC using GaAs HBT process that oscillates in Ka-band, and the fundamental output of+1.6 to +2.1 dBm, the second harmonic output of-9.0 to -7.5 dBm, and the phase noise of -107dBc/Hz at 1 MHz offset at the fundamental frequency are obtained. The measurement results show the usefulness of the proposed configuration.%ミリ波帯位相同期発振器の出力を逓倍する逓倍器を削減するため,従来の2次高調波出力VCOの構成をもとに,基本波出力のために結合線路を新たに装荷した2周波出力VCOの構成を提案する.本構成では,結合線路の結合度が設計パラメータとなり,基本波や2倍波の出力電力を最適化可能である.GaAs HBTプロセスを 用いて基本波周波数が鮎帯の2周波出力VCO MMICを試作した結果,同調電圧が0 V~5Vの範囲において,基 本波出力電力+1.6~+2.1dBm,2倍波出力電力-9.0~-7.5dBm,位相雑音-107dBc/Hz(基本波周波数,1MHz離調)が得られ,本構成の有用性を確認した.
