The hydroxyl group is one of the major impurities in silica glass, affecting its structure and performance. The IR absorption spectra ofCVD synthetic silica glass prepared with different carrier gases (H_2 and O_2) show different hydroxyl group distributions. The results indicated that carrier gas has an important influence on hydroxyl group distribution. Combined the MAS-NMR testing results with the hydroxyl group distribution, we discussed the function of homogenization process. The results show that: hydroxyl group distribution presents a parabolic figure when H_2 is the carrier gas; While, the distribution presents an inverse-parabolic figure when O_2 is the carrier gas; During homogenization process, hydroxyl group of different structures acts with each other, leading to an average distribution of hydroxyl group.
