0.5W and 1.5W Ka-band PHEMT power MMICs for millimeter-wave applications

摘要

Described are the design, fabrication and measured results of a pair of PHEMT power MMIC chip sets, one operating at 31GHz and the other operating at 35GHz. Each chip set contains a high gain 0.5W driver and a 1.5W power MMIC. The demonstrated high yield and low cost of these MMICs makes them attractive building blocks for today's millimeter-wave systems.
