摘要

A high precision planar positioning system was realized and an evaluation of the positioning performance has been carried out. The 2D RMS servo error is below 1.3 nm within the whole 0100 mm travel range and a positioning resolution of 0.5 nm has been proven in the center and in the boundary areas of the operating range. In scanning operation a velocity error of less than 0.1 ‰ was achieved.
