There is an ongoing effort to use heavy ion damagernto simulate displacement damage from neutrons. Thernconcept of "equivalent" damage between two types ofrnirradiation is a topic of much interest. This paperrnexamines the variation/consistency between severalrnmeasured damage metrics from neutrons and ions fromrnparticle accelerators. Metrics considered includernmeasured early- and late-time gain degradation inrntransistors, the type and number of defects as measured inrndeep level transient spectroscopy (DLTS), and calculatedrnmetrics such as the ratio of freely migrating defects torncluster defect or the size of a defect cluster. Carefulrnselection of ion energies and fluences can achieve goodrnagreement with the time dependent degradation occurringrnfrom neutron irradiations.
