A 3.5V Miniaturized GaAs Power Amplifier for CDMA-mode PCS Applications

For CDMA-mode PCS appliations, can extremely miniaturized power amplifier operating at 3.5V is developed with enough sufficient linearity for the first time. By using MuMIC (i.e. multilayer microwave integrated circuit) technology, the total volume of the power amplifier is reduced to be 0.2cc. With the low thermal resistance MuMIC and delta-doped GaAs FETs, the power amplifier shows good linearity such as 0.5dB gain compression and +-0.5dB gain deviation over practical operating temperatures.
