PROBLEM TO BE SOLVED: To obtain a bipolar type Gunn effect triode, which specifies a specific constitutions of a bipolar triode providing Gunn effect, intended to improve Gunn oscillation efficiency and to reduce the phase distortion. SOLUTION: This bipolar type Gunn effect triode is composed of a run region 509, having a impurity concn. lower than that of an anode region 510 and a base region 508, sandwiched between the anode region 510 and a cathode region 507. The run region 509 has a concn. distribution where its impurity concn. decreases toward the anode region 510.
