摘要

Arylsuifonium salts have been extensively used as photoactive cationic initiators and for the photogeneration of protic acids in the area of lithographic resists (chemically amplified resists). Polymeric sulfonium salts should also receive much attention as possible new materials. We were interested in whether the poly(phenylenesulfonium saltjs 1 could be synthesized even though the structure of the alternating phenylene rings and methylsulfonium groups is very simple and is estimated to be unstabledue to the strong electron-withdrawing property of the sulfonium group. Until now, most known poly(arylenesulfonium salt)s, which were prepared by polymerization of methyl phenyl sulfoxide or by methylation or pheny-lation of poly(thiophenylene) (PPS) using methyl Inflate or diphenyliodonium salts, have a sulfonium substitution level below 50%.
