PURPOSE: To obtain a surface light emission type second harmonic producing element capable of producing a 2nd higher harmonic of high efficiency and high output at room temperature and reduced at its size, energy consumption and manufacturing cost. ;CONSTITUTION: When 100 of semiconductor crystal in a resonator forms an angle ≥5° with a light incident direction (especially any one of 111, 211 and 110 is almost coincident with the light incident direction), a 2nd higher harmonic is efficiently produced. When a 2nd harmonic generating layer 9 with super lattice structure consisting of a III-V or II-VI group compound semiconductor is formed between a light incident side reflector 10 and a spacer layer 6, the 2nd higher harmonic can be more efficiently produced. The spacer layer 6 can be formed also by a super lattice and an active layer 5 and the spacer layers 4, 6 can be formed also by super lattices. A highly efficient 2nd higher harmonic can also be produced by providing the spacer layers and the active layer with the action of phase matching layers.;COPYRIGHT: (C)1993,JPO
