摘要

The photocarrier grating (PCG) technique is used for the first time in the highelectric field regime. The two most informative parameters which characterize the photoelectronic properties of a semiconductor are the mobility-lifetime, product of the two charge carriers. These parameters contain the information regarding the transport mechanism and the recombination kinetic mechanism. Traditionally products have been determined under transient conditions or under steady state conditions. It is well known that the two types of measurements yield different results, but in devices it is usually the steady state value which determines their performance. For both basic physics and device physics it is important in many cases to determine these values accurately. This paper proposes and demonstrates a new technique for accurate determination of the both carriers.
