Highhyphen;speed analog and digital modulation of 1.51hyphen;mgr;m wavelength, threehyphen;channel buried crescent InGaAsP lasers

摘要

The microwave modulation characteristics of 300hyphen;mgr;mhyphen;long, 1.51hyphen;mgr;m wavelength, threehyphen;channel buried crescent lasers fabricated on semihyphen;insulating InP substrates have been studied. A smallhyphen;signal bandwidth of 5.7 GHz has been obtained and digital modulation with pseudorandom sequences at 2 and 4 Gb/s has been demonstrated.
