10Gbp/s 850nm oxide-confined VCSELs have been developed as the light source of low cost optical fiber networks for large transmission capacity and high speed of data communication. We achieved the beam divergence of 17deg (1/e{sup}2), the spectral bandwidth of 0.29nm and the series resistance of 42.1 Ω by improving the structure of laser cavity and electrode. Measured eye diagrams of 10Gbp/s operation showed wide-open eyes. In addition, the optical modules of 4 channel course wavelength division multiplexing (CWDM) were fabricated and the optical characteristics were evaluated.
